The population density was {{Convert|8.18|PD/sqmi|PD/km2}}. There were 131 housing units at an average density of {{Convert|3.67|/sqmi|/km2}}. The racial makeup of the township was 96.58% [[White (U.S. Census)|White]], 0.68% [[African American (U.S. Census)|African American]], 0.00% [[Native American (U.S. Census)|Native American]], 0.00% [[Asian (U.S. Census)|Asian]], 0.00% [[Pacific Islander (U.S. Census)|Pacific Islander]], 0.34% from [[Race (United States Census)|other races]], and 2.40% from two or more races. Athensville Township is one of thirteen townships in Greene County, Illinois, USA. As of the 2020 census, its population was 292 and it contained 131 housing units.[1]

According to the 2021 census gazetteer files, Athensville Township has a total area of 35.71 square miles (92.49 km2), of which 35.70 square miles (92.46 km2) (or 99.97%) is land and 0.01 square miles (0.03 km2) (or 0.03%) is water.[2]
